英文摘要 | PURPOSE:To enable an optical communication of this design to be modulated with a small current by a method wherein oscillation is made to start selectively in either of two different polarization modes by modulating a excitation state of a part of an optical waveguide structure. CONSTITUTION:P-electrodes 26 and 27 are formed on an ohmic contact layer 20 and a cap layer 24. The p-electrode 27 provided to a region of a resonator center which induces a phase shift equivalently is able to inject a current into the region concerned independent of other regions and electrically separate from the p-electrode 26. And, the quantity of phase shift of the resonator center is a 3lambda/4 condition in a TM mode but made different from a 3lambda/4 condition in a TE mode by adjusting (modulating) a current injected from the p-electrode 27. As mentioned above, oscillation modes (TE, TM mode) are controlled by changing the equivalent quantity of a phase shift through the adjustment modulation of the current from the p-electrode 27, light rays penetrating through a polarizing plate 34 can be controlled to be in an ON-state or an OFF-state, and the modulation of light rays can be executed with a small current keeping a single longitudinal mode. |
