英文摘要PURPOSE:To obtain a large optical output by making the width of an emitting end of an optical waveguide layer larger than that of an injecting end. CONSTITUTION:The width of the emitting end 15 of an optical waveguide 11 which is in an excited state by a carrier being confined by current injection is made larger than that of the injecting end 14 in a double hetero structure. A laser beam injected to the optical waveguide 11 from outside via the injecting end 14 is amplified and emitted from the emitting end 15. But the width of the optical waveguide 11 increase as it approaches the emitting end 15, whereby light amplification is not saturated, nor is its optical output limited by any optical damage on the emitting end 15. According to the constitution, a large optical output can be easily obtained.
