中文摘要脉冲功率技术在科学研究和工程实际当中得到广泛的应用,具有很强的实用价值,日益得到各国的重视和发展。但是大多数系统只能在单脉冲或低重复频率状态下运行,应用受到限制。提高脉冲功率的工作电压和工作频率的关键是开关技术。虽然现代半导体技术的快速发展使制造高频、高压、大电流的半导体器件成为可能,但当前的技术水平仍然满足不了实际的应用需求。半导体器件的串联使用为迅速满足装置的电压等级要求提供了一条捷径。 本课题以磁脉冲压缩电源为背景,对IGBT直接串联的均压问题进行了研究,采用一种均压控制电路,解决了磁脉冲开关工作频率低耐压不高的缺点。 本文首先对IGBT的结构、工作原理、基本特性、保护方法等方面作了叙述。之后,对影响IGBT串联运行的因素进行了分析。然后采用一种辅助均压电路进行IGBT串联均压,并对辅助均压电路建立数学模型,进行数学推导,得出一些结论。最后通过一系列的仿真和IGBT串联实验证明所采用的辅助均压电路均压效果非常好。 Pulse power technology possed much utility, which attracts more and more attention of many countries and developes a lot these years, is extensive applicated in both research and practical engineering. But the application of pulse power technology is restricted because of most systems only operating at a single pulse or low repetitive frequency. While the key point to improve the ability of operation at high voltage and frequency is to improve the switch technology. Though the rapid development of semiconductor technology to produce high frequency, high voltage and strong current semiconductors becomes possibility, the need of practical application of semiconductors can not be satisfied yet. Series-connected-semiconductors supply a shortcut for the need of devices at high voltage environment. Based on magnetic pulse compression supply, voltage-sharing of series-connected IGBTs is mainly researched, and a novel voltage-sharing circuit to resolve the shortcoming of magnetic pulse compression supply, which just operates at low frequency, is taken. First, the structure of IGBT, operating mechanism, basic property, protection measures is illustrated in this thesis .Second, factors that affects operation of series-connecte IGBTs is analyzed. Third, a kind of voltage-sharing circuit is taken in series-connected IGBTs. Meanwhile, the mathematical model of the voltage-sharing circuit is established to deduce. From the deduction, some results can be obtained. Finally, by a series of simulation and the experiments of IGBT series, it is proved that the voltage-sharing circuit used in this thesis can work effective.
